IMEC shows flexible packaged-IC assemblies

Researchers at IMEC (Interuniversity Microelectronics Consortium) and at Ghent University recently demonstrated results from a 3-D integration process using highly thinned ICs with flexible packaging, materials to create fully flexible circuit assemblies. Researchers thinned an IC die to a thickness of 25 microns. They then mounted the die in an ultrathin, flexible package, which they in turn embedded in a conventional flexible, two-layer PCB (printed-circuit board) using standard flexible-circuit equipment. Such assemblies could have a finished thickness of less than 60 microns.

The approach employs ultrathin interposers in the packaging process. The interposers make the packaged chip fully testable, solving the known-good-die problem, and increase the spacing of the pins on the package, eliminating the need for high-density traces on the flexible PCB.

In the demonstration, IMEC showed a flexible, wearable patient-monitoring board that can measure heart rate and muscle activity and transmit the data wirelessly to a monitoring station. The board includes a microcontroller with an ADC, a biopotential amplifier, and a radio transceiver.

High Performance Platform Features 15 x GbE and Redundant Power Supply

The platform supports two unbuffered ECC or non-ECC DDRII 800 DIMM slots with memory to 4GB. The storage interfaces include two 3.5″ SATA HDD and CompactFlash(TM).

The optional onboard Cavium Nitrox PX cn16xx security co-processor supports multi-security protocol commands and is able to offload the CPU to increase overall system performance. The platform supports seven GbE Copper and a maximum 8 GbE Ethernet ports via PCI-E by 4. To prevent network problems in the event of a platform shut-down, PL-80900 supports two segments of LAN bypass function through WDT and GPIO pin definitions. The front panel also has one GbE LAN management port, one USB 2.0 port, one RJ-45 console port, and LED indicators that monitor power and storage device activities for local system management. In addition, the PL-80090 supports one PCI-E by 8 slot and one PCI-E by 4 slot. The unit is RoHS, FCC and CE compliant.

The Sierra Wireless MC5728V embedded module is designed to provide more flexibility to original equipment manufacturers (OEMs) integrating mobile broadband connectivity into a variety of devices, including fixed wireless terminals and portable handheld devices.

With the new QSC6085 chipset from Qualcomm, the MC5728V offers OEMs a cost effective solution with longevity to protect the investment customers make in new product integration and certification. The MC5728V is a full-sized card compatible with the PCI Express Mini Card F2 standard, allowing OEM customers more versatility to integrate the module into products that accept either the full-sized or half-sized card. In addition, Sierra Wireless EMConnect(TM), a suite of robust firmware features designed into the MC5728V, helps to reduce development time, platform costs and dependence on host processors, simplifying the product development cycle for OEM customers.

To speed up product development cycles, Sierra Wireless offers OEMs a choice of software development kits (SDKs), supporting Windows XP, Windows Vista, Windows 7, Windows CE, Windows Mobile and Linux, as well as professional services for design, integration, testing, and device certification.

The Sierra Wireless MC5728V will be the first Sierra Wireless EV-DO product to launch with TRU-Flow data traffic management technology. When a device attempts to upload and download over the wireless network at the same time, congestion can reduce data throughput, slowing down performance. Sierra Wireless TRU-Flow monitors IP traffic and data throughput to optimize the overall upload and download modem performance. When there is uplink congestion, TRU-Flow technology is theoretically capable of nine times increase in download throughput. Field tests show an average 100 percent increase in the download throughput performance and an average 100 percent improvement in web page load times, even with a VPN enabled, and regardless of the mobile operator network used.
